Bottom illuminated multi-channel 2.5 Gb/s photodiode array with large optical apertures. The scalable 1 x 4 array is designed such that the photodiode pitch of 250 µm is maintained across the border of the 1 x 4 basic cell. The photodiode pitch of 250 µm is suitable for coupling to fiber ribbon cables. The basic cell can be repeated n times to provide scalable arrays of 4, 8, 12 or more individual photodiode channels.
The bottom-illuminated p-i-n photodiode structures are optimized for low speed monitoring applications as well as for data- and telecom applications up to 2.5 Gb/s. It offers an excellent responsivity and high speed of response in the wavelength region from 1260 to 1620 nm. The pad metallization is optimized either for wire-bonding or for flip-chip soldering.
